Silicon-BP Hybrid Waveguide Photodetectors for 2 μm Wavelength Range with High Responsivity and Bandwidth

Silicon-BP hybrid waveguide photodetectors (PDs) were subsequently developed for the wavelength range of 2 μm, as depicted in Figure 3j. These PDs exhibited responsivities ranging from 21 mA W-1 to 307 mA W-1 at a bias voltage of 0.4 V and bandwidths of 0.5 GHz to 1.33 GHz. Furthermore, successful demonstration of data transmission with a bit rate of 4.0 Gbit s-1 was achieved.
