High Extrinsic Responsivity in Telecom Band Photodetectors at Room Temperature
This research examines the operational characteristics of photodetectors across the telecom wavelength range at ambient room temperature. The experimental findings reveal a substantial extrinsic responsivity of 148 mA W−1 at a wavelength of 1550 nm under low bias conditions (VDS = 0.3 V).
