High-Performance Photodetectors with Exceptional Linearity and Wide Bandwidth
The fabricated photodetectors (PDs) have demonstrated exceptional linearity across a power range of 0.17-1.96 mW, with a notable nonlinearity power dynamic range (NPDR) of 2.66 × 105 W−1 when operating at a wavelength of 1.96 μm. At a wavelength of 1.55 μm, these PDs also exhibit outstanding linearity within a power range of 3 μW to 1.86 mW (limited by the maximal power coupled to the chip), with an impressive NPDR of 1.63 × 106 W−1. The measured 3 dB bandwidth is approximately 30 GHz, highlighting the high-quality performance of the fabricated PDs. These findings demonstrate the significant potential of these PDs for high-speed optical communication and sensing applications, particularly in regimes requiring broad bandwidth and linearity over a wide power range.
