This study presents novel silicon/BP hybrid plasmonic waveguide (HPWG) avalanche photodetectors (APDs) that operate at wavelengths of 1.55/1.95 μm. The proposed HPWG design is optimized to achieve high-speed and high-responsivity performance. Specifically, the HPWG is implemented on a thin silicon-on-insulator (SOI) platform to enhance light absorption by BP and facilitate short carrier transit time simultaneously.
