The typical packaging process for LED chips includes wafer inspection to check for defects, die bonding to attach individual chips to lead frames, wire bonding to connect the chip's contact pads to the lead frame, molding to protect the internal circuitry and components, trimming to separate the leads, and forming to shape the leads as desired. Die bonding is a crucial process that ensures a strong adhesive bond and proper thermal and electrical conductivity to handle the chip's heat dissipation needs.
